Arnold as a bad ass killer robot spawned three sequels and countless other interpretations in other media forms. There was something about the soul-less, motorcycle riding, leather jacket wearing killing machine that still resonates with people.

R2-D2 and C-3P0
Perhaps the most iconic robots in movie history, R2-D2 and C-3P0 were put in the Star Wars films as comedy relief however, the fans came to care more for these characters than many of their human counterparts. R2-D2 never utters a line of dialogue but manages to steal scenes anyway and remain a fan favorite.

HAL9000
Although he spent the entire film as a disembodies voice, HAL managed to seem menacing and creepy as the electronic "brain" of a spaceship that slowly goes insane. His calm, even monotone was chilling as the pleads with "Dave" to spare his life.
